摘  要:功率器件结温的准确监测,对其可靠性评估、寿命预测及所处系统的优化运行方面都有至关重要的影响。相较于其他方法,热网络建模法不仅能实现结温的离线预测,而且能在一定程度上实现在线监测,因此具有广泛的应用前景。以传统热网络理论的由来为基础,归纳了近年来热网络的发展状况,梳理了热网络参数的提取方式,重点介绍了瞬态热阻抗法,并通过相应的仿真进行说明。在此基础上概述了热网络在线监测的最新进展,展望了功率器件热网络建模的未来研究方向。Accurate monitoring of the junction temperature of thepower device has a vital impact on its reliability evaluation,life prediction and optimal operation of the system in which it is located.Compared with other methods,the thermal network modeling method can realize not only the offline prediction of the junction temperature,but also its online monitoring to a certain extent,so it has a broad application prospect.Based on the origin of traditional thermal network theory,the development status of thermal network in recent years and extraction method of thermal network parameters are summarized.The transient thermal impedance method is mainly introduced and illustrated by corresponding simulation.On this basis,the latest progress of thermal network on-line monitoring is summarized,and the future research direction of thermal network modeling of power devices is prospected.
