摘　　要：文章以一款应用于智能手机的8层2阶的高密度互连(HDI)印制板的制作为范例,就HDI板的制作工艺流程做了详细阐述,重点对涨缩管控、线路制作、沉铜电镀和埋孔填孔等重要制程的控制参数、难点及改善方案进行了讲解,以提供一定的参考。This paper,taking an 8-layer and 2-stage HDI PCB used in the Smartphone,discussed the manufacturing technological process of the HDI PCB and mainly elaborated the control parameters,dificulties and improverments in the process including the size-shrinkage controlling,patterm imaging,copper electroless plating and plating,via-filling plating,etc,which,hopefully,could provide some references.
