摘 要:生物光电忆阻器可集成光学感知、非易失存储和突触模拟等功能,被认为是人工视觉系统的重要构建基元之一。生物材料因具有良好的生物相容性、生物可降解性和可持续性,被广泛用于光学材料中。本文采用共混的方式制备了丝素蛋白(SF)@二氧化钛(TiO_(2))复合忆阻功能层,以氧化铟锡玻璃(ITO)作为底电极,金属银阵列作为顶电极,构筑了SF基生物光电忆阻器。研究发现,在SF中掺杂少量的TiO_(2)可显著提升忆阻器的循环稳定性。同时,得益于SF@TiO_(2)忆阻功能层在300~380 nm之间较强的紫外光吸收,该复合器件在紫外光照射下具有明显的忆阻电流响应,启动电压(V SET)和置位电压(V RESET)显著降低。这是由于光照作用导致的空穴-电子对分离,提高了薄膜中载流子的传输效率。通过拟合I-V曲线可知,该复合器件的忆阻机制为Pool-Frenkel发射机制。Photoelectric bio-memristors,which can integrate optical perception,nonvolatile storage,and synaptic simulation,are considered to be one of the important building blocks of artificial vision systems.Biomaterials are widely used in optical materials due to good biocompatibility,biodegradability and sustainability.In this paper,silk fibroin(SF)-based photoelectric bio-memristor was constructed with SF@TiO_(2) as memristor functional layer.ITO and silver array served as bottom electrode and top electrode,respectively.It can significantly improve the cycling stability of the memristor by doping a small amount of TiO_(2) in SF.In addition,the composite memristor exhibits a clear memristive current response under UV light condition,and the V SET and V RESET decrease significantly,which can be attributed to the strong ultraviolet absorption of SF@TiO_(2) functional layer between 300~380 nm.UV-irradiation induces the separation of hole-electron pairs,resulting in the improvement of the carrier transport efficiency in memristive layer.By fitting the I-V curve,it can be concluded that the memristive mechanism of the composite memristor is the Pool-Frenkel emission mechanism.
