摘 要:开展了三结GaAs太阳电池1.1μm连续激光辐照效应实验,获取了太阳电池损伤温度范围,据此将效应结果分3个温度区间分别分析。结合太阳电池耦合特性测量结果,设计并开展了相同辐照功率密度不同辐照时间及相同温度历程不同辐照次数累积效应实验。实验结果表明:当最高温度低于490℃时,太阳电池不会发生明显损伤;当最高温度超过490℃时,太阳电池激光辐照有明显的累积效应,增加辐照次数会加重太阳电池损伤程度;若最高温度为490~660℃时,随着辐照次数增加,太阳电池性能逐渐降低直至趋于一个定值;若最高温度超过660℃,随着辐照次数增加,太阳电池性能逐渐降低直至接近完全失效。The continuous laser irradiation effect experiment on triple-junction GaAs solar cells is carried out,and the damage temperature range of the solar cells is obtained.The results are analyzed in three temperature intervals,respectively.Based on the measurement results of the coupling characteristics of solar cells,the accumulation effects of different irradiation time with the same irradiation power density and the same temperature course are designed and carried out.The results show that when the maximum temperature is lower than 490℃,the solar cells will not be damaged obviously.When the maximum temperature exceeds 490℃,the laser irradiation of solar cell has an obvious accumulation effect.If the maximum temperature is between 490℃and 660℃,the performance of the solar cell decreases gradually to a certain value with the increase of irradiation times.Moreover,if the maximum temperature exceeds 660℃,the solar cell performance will gradually decline until it is close to complete failure as the irradiation times increases.
