摘  要:采用化学镀法对ZrO_(2)进行表面镀Cu处理,制备镀铜氧化锆(Cu-ZrO_(2))增强低银Sn1.0Ag0.5Cu复合钎料,对复合钎料及其钎焊接头组织性能进行了研究。结果表明:采用化学镀法可实现氧化锆表面镀铜纳米粒子的制备,两者具有较高的吸附力;添加适量Cu-ZrO_(2)可细化Cu-ZrO_(2)增强低银Sn1.0Ag0.5Cu复合钎料中初生β-Sn晶粒,增加共晶组织比例,提高钎料的润湿性和抗拉强度,当Cu-ZrO_(2)添加量为0.5 mass%时,Cu-ZrO_(2)增强低银Sn1.0Ag0.5Cu复合钎料的抗拉强度达41.6 MPa,与未添加Cu-ZrO_(2)的Sn1.0Ag0.5Cu钎料相比提高了38%;添加Cu-ZrO_(2)还可提高Cu-ZrO_(2)增强低银Sn1.0Ag0.5Cu复合钎料钎焊接头的剪切强度,当Cu-ZrO_(2)添加量为0.5 mass%时,钎焊接头的剪切强度达28.5 MPa,较未添加Cu-ZrO_(2)的钎焊接头提高了41.9%;钎焊接头断裂途径从界面金属间化合物(IMC)层向钎焊界面的近钎缝侧方向移动,断裂机制也由韧窝和解理刻面组成的韧-脆混合性断裂向以韧窝为主的韧性断裂转变。The surface of ZrO_(2)was coated with Cu by electroless plating,and the Cu-ZrO_(2)reinforced low silver Sn1.0 Ag0.5 Cu composite solders were prepared.Microstructure and properties of the composite solders and their brazing joints were studied.The results show that copper nanoparticles on the zirconia surface can be prepared by electroless plating,and they have high adsorption capacity.Adding proper amount of Cu-ZrO_(2)can refine the primaryβ-Sn grains in the Cu-ZrO_(2)reinforced low silver Sn1.0 Ag0.5 Cu composite solders,increase the proportion of eutectic structure,improve the wettability and tensile strength of the solders.When the content of Cu-ZrO_(2)is 0.5 mass%,the tensile strength of the Cu-ZrO_(2)reinforced low silver Sn1.0 Ag0.5 Cu composite solder is 41.6 MPa,which is 38%higher than that of the Sn1.0 Ag0.5 Cu solder without Cu-ZrO_(2).The addition of Cu-ZrO_(2)can also improve the shear strength of the Cu-ZrO_(2)reinforced low silver Sn1.0 Ag0.5 Cu composite solder joints.When the addition of Cu-ZrO_(2)is 0.5 mass%,the shear strength of the brazed joint reaches 28.5 MPa,which is 41.9%higher than that of the brazed joint without Cu-ZrO_(2).The fracture position of the brazed joint moves from the intermetallic compound(IMC)layer at the interface to the near brazed joint side of the brazed interface,and the fracture mechanism also changes from the ductile brittle mixed fracture consisting of dimples and cleavage facets to the ductile fracture dominated by dimples.
