摘  要:高性能、低成本的紫外光探测器在许多重要领域具有广泛的应用前景。首先采用简便的化学浴沉积法,在氧化铟锡(ITO)玻璃衬底上低温生长出良好取向的氧化锌纳米线阵列(ZNWAs)。ZnO纳米线的直径为30~60 nm,长度为600~900 nm。在ZNWAs上沉积聚(9-乙烯咔唑)(PVK)薄膜,形成异质结紫外光探测器。结果表明:该器件对365 nm的紫外光显示出良好的响应。经计算可得,在365 nm波长处,该器件的灵敏度、响应度、探测率、响应时间和衰减时间分别为15.33(电压为0.05 V)、37.72 A/W(电压为2 V)、1.29×10^(12) Jones、12.6 s和34.2 s。The highperformance and lowcost ultraviolet photodetectors are promising for wide applications in many important fields.In this paper,wellaligned zinc oxide nanowire arrays(ZNWAs)were first grown on an indium tin oxide(ITO)coated glass substrate by a facile chemical bath deposition method at low temperature.The ZnO nanowires were 30-60 nm in diameter and 600-900 nm in length.Then poly(9-vinayl carbazole)(PVK)thin films were deposited on the ZNWAs,and a ZNWAs/PVK heterojunction ultraviolet photodetector was built.The results show that the ultraviolet photodetector displays good response to 365 nm light.By calculation,its sensitivity,responsivity,detectivity,response time,and decay time at a wavelength of 365 nm were 15.33(voltage of 0.05 V),37.72 A/W(voltage of 2 V),1.29×10^(12) Jones,12.6 s,and 34.2 s,respectively.
