摘  要:提出一款多种优异性能集于一体的高频压控有源电感(HFVCAI),主要由分别配置1个外部电压调控端的第一交叉耦合单元、第二交叉耦合单元和配置2个外部电压调控端的调控单元构成。其中,第一和第二交叉耦合单元并联,且调控单元与它们串联,通过不同单元间的协同配合和4个外部电压的联协调控,HFVCAI能够集3种优异性能于一身:电感值和Q值在同一高频点下皆能取得高的峰值;电感值能够在高频下大范围调谐,而与此同时,Q峰值却能够保持基本不变;Q峰值能够在高频点下大范围调谐,而电感值却能保持几乎不变。基于TSMC 0.18μm CMOS工艺,利用射频工具ADS对HFVCAI的性能进行了验证。结果表明,电感值和Q值在12.78 GHz高频下同时取得高的峰值,分别为2841.49 nH和2118;电感值能够在12 GHz高频下从23.93 nH调谐至123.82 nH,而Q峰值基本保持在87;Q峰值在12.52 GHz高频下能够从26调谐至1445,而电感值基本保持在401 nH。A high frequency voltage-controlled active inductor(HFVCAI)with simultaneously excellent performances is proposed,which consists of the first cross coupling unit,the second cross coupling unit,both with one external voltage tuning terminal respectively,and a regulator unit with two external tuning terminals.The first and the second cross coupling units are connected in parallel,and the regulator unit is connected in series with them.Through the coordination among different units and among four external voltage tuning terminals,HFVCAI can simultaneously achieve three different excellent performances at high frequency,i.e.,simultaneously high peak inductance and Q values at the same frequency,wide tunable range of inductance value while the Q peak value being basically unchanged,wide tuna-ble range of Q value while the inductance peak value being almost constant.Based on TSMC 0.18μm CMOS process,the three perform-ances of the HFVCAI are verified by using the RF tool of ADS.The results show that both high inductance peak value of 2841.49 nH and high Q peak value of 2118 can be achieved respectively at 12.78 GHz,under high frequency of 12 GHz,the inductance value can be tuned from 23.93 nH to 123.82 nH,while the peak Q value of approximate 87 can be obtained,and under high frequency of 12.52 GHz,the Q peak value can be tuned from 26 to 1445,while the inductance value of about 401 nH can be maintained.
