摘  要:提出一种将混沌光注入到半导体环形激光器的方案,在该方案中,以具有双路相位调制光反馈的分布反馈半导体激光器作为主激光器,将具有自反馈的半导体环形激光器(Semiconductor Ring Lasers,SRL)作为从激光器,并将主激光器输出的混沌光同时注入到从激光器的顺时针和逆时针两个模式中,从而构成混沌外光双模式注入的自反馈SRL系统。数值研究了外光注入系数、反馈系数等参数对该系统输出混沌光的时延特征的影响。在时延特征被有效抑制的参数条件下,研究了系统输出混沌光的带宽随反馈系数、注入系数和抽运因子的变化规律,并分析了物理原因,最大带宽可达20 GHz。结果表明,所提出的方案能够有效地抑制输出混沌光的时延特征,同时也提高了其带宽。We propose a scheme for injecting chaotic light into a semiconductor ring lasers.In this scheme,a distributed feedback semiconductor lasers with dual phase modulation optical feedback is used as the master lasers,and a semiconductor ring laser(SRL)with self-feedback is used as the slave lasers.The chaotic laser from the master lasers are injected into the clockwise and counterclockwise modes of the slave lasers simultaneously,thus they form a SRL with self-feedback and dual modes optical injection by the external chaos laser.We numerically study the influence of external optical injection coefficient,feedback coefficient and other parameters on the time delay signature(TDS)of the output chaotic laser of the system.Furthermore,under the parameter conditions of suppressing TDS effectively,the variation law of the bandwidth of the system output chaotic laser with the feedback coefficient,injection coefficient and pump factor is studied,and the physical reasons are analyzed,and the maximum bandwidth is about 20 GHz.The results show that the scheme proposed in this paper can effectively suppress the TDS of the chaotic laser and improve its bandwidth.
