摘  要:设计了一款带数字驱动的DC-18 GHz单刀三掷开关(Single-Pole Three-Throw,SP3T)芯片。该芯片集成了单刀三掷开关和数字驱动器。单刀三掷开关由2个单刀双掷开关级联组成。单刀双掷开关采用吸收式开关结构,可以实现更好的关态驻波比。驱动电路采用直接耦合场效应晶体管逻辑(Direct Coupled Field Effect Transistor Logic,DCFL)式逻辑电路,具有结构简单、功耗低的优点。版图经过合理布局后,芯片尺寸为1.5 mm×2 mm。测试结果表明:在DC-18 GHz频段内,芯片插入损耗小于3.5 dB,隔离度大于50 dB。芯片采用5 V/0 V逻辑控制,开关速度小于8 ns,1 dB压缩输入功率23 dBm。A Single-Pole Three-Throw(SP3T)switch of DC-18 GHz has been designed in this paper,which integrated SP3T switch and digital driver.The SP3T switch have two cascade general-purpose,Single-Pole Double-Throw(SPDT),absorptive switch,which have a better Voltage Standing Wave Ratio(VSWR)in off-way.The digital drive circuit use a Direct Coupled Field Effect Transistor Logic(DCFL)logic circuit,which has simple structure and low power consumption.The size of the chip is 1.5 mm×2 mm with reasonable layout.The results of testing on wafer show that the inter loss is less than 3.5 dB in the frequency range DC-18 GHz.The isolation is more than 50 dB.The chip has been turned on with 0 V/5 V.The speed of switch is less than 8 ns.The 1 dB compressed input power 23 dBm.
