摘  要:幅相多功能芯片作为雷达系统的关键器件,其性能和面积直接影响到雷达系统的精度与成本。基于GaAs pHEMT工艺,设计了一款工作频率覆盖6~18 GHz的单片集成宽带幅相多功能芯片,芯片内部集成了6位数控移相器、6位数控衰减器、驱动放大器以及单刀双掷(Single Pole Double Throw,SPDT)开关器件,其尺寸为6 mm×4 mm×0.07 mm。为了提高宽带范围内的移相精度,该芯片中的移相器选用了全通网络结构和反射式移相结构。在片测试结果表明,其在6~18 GHz频带内的发射增益大于1.5 dB,发射输出功率大于13 dBm,接收增益大于1.5 dB,接收输入功率大于9 dBm,移相精度小于5°,移相寄生调幅精度小于0.7 dB,衰减精度小于0.5 dB。Amplitude and phase multifunctional chip is the key device of radar system,and its performance and area directly affect the accuracy and cost of radar system.Based on GaAs pHEMT technology,a monolithic integrated broadband amplitude-phase multifunctional chip with a working frequency of 6~18 GHz is designed.The chip is internally integrated with a 6-bit CNC phase shifter,a 6-bit CNC attenuator,a driver amplifier and a Single Pole Double Throw(SPDT)switching device,and its size is 6 mm×4 mm×0.07 mm.In order to improve the phase-shifting accuracy in broadband,the all pass network structure and reflective phase-shifting structure are used in the phase shifter in this chip.On-chip test results show that its transmit gain is greater than 1.5 dB,transmit output power is greater than 13 dBm,receive gain is greater than 1.5 dB,receive input power is greater than 9 dBm,phase shift accuracy is less than 5,phase shift parasitic amplitude modulation accuracy is less than 0.7 dB,and attenuation accuracy is less than 0.5 dB.
