摘  要:传统的功率器件负载牵引测试忽略了器件引脚与预匹配电路间的不连续性电抗效应并引发阻抗偏移误差,该误差在窄引脚功率器件上更为显著。为了解决该问题,提出了一种考虑引脚不连续性电抗效应的新去嵌方案,先基于器件引脚尺寸设计独立校准系统并获取校准件传输参数,再通过校准件与预匹配电路的级联和参数处理将不连续效应叠加入预匹配电路传输参数中,使负载牵引测试数据端面从预匹配电路同轴端口端面去嵌到功率器件引脚根部端面,获取功率器件本身的精准阻抗测试数据。实验结果表明,利用该方案测定负载牵引阻抗具有较高的精度,匹配后的双边扁平无引脚(DFN)封装功率器件在5.8~7.2 GHz工作频率下饱和输出功率达43.6~44.6 dBm,功率附加效率达到40%~47%,20 dBm输入功率下增益为13.1~15.5 dB,性能较传统去嵌方法提升明显。Traditional load pull testing of power devices neglects the discontinuity reactive effect between the device lead and the pre⁃matching circuit and leads to the impedance offset error which is more significant in the power device with narrower leads.To solve this problem,a new de⁃embedding method considering lead discontinuity reactive effect was proposed.Firstly,an independent calibration kit system was designed based on device lead size and the transmission parameters of the calibration kit were obtained.Through the cascade of the calibration kit and pre⁃matching circuit and parameter processing,the discontinuity effect was added to the transmission parameters of the pre⁃matching circuit,which will be used to de⁃embed the load pull test data from the plane of coaxial to the plane of power device lead′s root to get accurate load pull test data of power device itself.The test results show that this method can be used to measure the load pull impedance with high accuracy.The saturated output power of the dual flat no⁃leads(DFN)package power device after matching is 43.6-44.6 dBm in the working frequency of 5.8-7.2 GHz,the power added efficiency is 40%-47%,and the gain under 20 dBm input power is 13.1-15.5 dB,which is significantly improved compared with those by traditional de⁃embedding method.
