摘 要:提出了一种电感值线性度高、Q值在多频点下保持恒定的新型宽带有源电感。它主要由回转器回路、带有一个外部电压调控端V_(tune1)的直流偏置模块、带有一个外部电压调控端V_(tune2)的共源-共栅调制支路以及两级电平转换电路等4个电路模块组成。通过4个电路模块的相互配合及其2个外部调控端电压V_(tune1)、V_(tune2)的组合调节,使得新型有源电感具有如下的优秀电感综合性能:高的L值线性度,在多频点下具有高且基本恒定的Q峰值,且在宽频带内具有高Q值。基于TSMC 0.18μm CMOS工艺进行验证,结果表明,新型有源电感的L值线性度L_(-1 dB)高达-10 dBm;Q>10的工作频带分别高达2.7 GHz、3.45 GHz、3.7 GHz;在2.6 GHz、3.75 GHz、5.2 GHz三个高频点下,分别取得了1100、1089、1102的Q峰值,变化率仅为2%。A novel wideband active inductor with simultaneously high inductance linearity,and high and constant Q peak values at different frequencies is proposed.It is mainly composed of a gyration loop circuit,a direct current bias module with an external voltage tunable terminal V_(tune1),a regulated common-source and common-gate circuit with an external voltage tunable terminal V_(tune2),and a two-stage voltage shift circuit.The mutual cooperation among the four circuit modules and the combined tuning of the two external tunable terminal voltages of Vtune1 and Vtune2 can make the novel active inductor have different excellent comprehensive performances,i.e.,high linearity of inductance value,high and constant Q peak value at different frequencies and high Q factor in broadband.Based on the TSMC 0.18μm CMOS process,the verification results have illustrated that the linearity L_(-1 dB) of L value is as high as -10 dBm,the operation frequency band of Q>10 is up to 2.7 GHz,3.45 GHz and 3.7 GHz respectively,and under high frequencies of 2.6 GHz,3.75 GHz and 5.2 GHz,the Q peak values can be as high as 1100,1089 and 1102 respectively with the variation of only 2%.
