摘  要:设计了长×宽×高为4.5 mm×4.5 mm×500μm的金刚石辐射探测器.通过在金刚石/Al面形成肖特基势垒优化探测器性能,对其电特性(暗电流、电荷收集率)和探测特性(能量分辨率)进行测试.结果表明,电荷收集率最优为96.9%;暗电流随外加偏压的增加而增加,在偏压100 V以内小于0.1 nA;能量分辨率在偏压为380 V时最优,为2.82%.金刚石/Al面形成的肖特基势垒不仅降低了暗电流,还使辐射探测器的能量分辨率有很大改善.A diamond radiation detector with a length×width×height of 4.5 mm×4.5 mm×500μm was designed,whose performance was optimized by forming Schottky on the diamond/Al surface,and its electrical characteristics(dark current,charge collection rate)and detection characteristics(energy resolution)were tested.The results showed that the best charge collection rate was 96.9%.The dark current increased with the increase of the external bias,and was less than 0.1 nA within 100 V.The energy resolution was the best when the bias voltage was 380 V,reaching 2.82%.It could be seen that the Schottky formed by the diamond/Al plane not only reduced the dark current,but also greatly improved the energy resolution of the diamond radiation detector.
