摘 要:本研究基于镀镍石墨烯湿法铺设工艺以及半固态热压轧工艺,制备了厚度可调、成分可控的复合结构焊料片。为验证复合焊料片的焊接效果,采用超声显微镜(CASM)对焊缝内部进行了分析,同时为了解镀镍石墨烯在焊料片中的存留率,分别采用回流焊接和自蔓延焊接法对焊料片进行了铜/焊料/铜焊接,采用电感耦合等离子体发射光谱仪(ICP-OES)对焊缝中的增强相存留率进行了对比分析。实验结果显示,基于湿法铺设工艺制备的镀镍石墨烯增强复合焊料具有良好的焊接效果;采用自蔓延焊接法制备的互连结构中的增强相存留率相比传统回流焊接工艺更高。In this study,composite structural solder sheets with adjustable thickness and controllable composition were pre⁃pared based on the wet lay-up process of nickel-plated graphene as well as the semi-solid hot press rolling process.In order to verify the welding effect of the composite solder sheets,the interior of the weld seam was analysed using ultrasound microsco⁃py(CASM),and in order to understand the retention rate of nickel-plated graphene in the solder sheets,the copper/solder/cop⁃per welding of the solder sheets was carried out using reflow and self-propagation welding methods,respectively,and the reten⁃tion rate of the reinforcing phases in the weld seam was compared with that using inductively coupled plasma-emission spec⁃troscopy(ICP-OES)analysis.The experimental results show that the nickel-plated graphene reinforced composite solder pre⁃pared based on the wet lay-up process has a good soldering effect;the reinforced phase retention rate in the interconnect struc⁃ture prepared using the self-propagation soldering method is higher compared with the traditional reflow soldering process.
