镀镍厚度对钨铜封装材料气密性及耐腐蚀性的影响

摘  要:为了提高W-Cu复合材料的抗腐蚀性,降低W-Cu复合材料孔隙度对整体器件气密性的影响,同时为后续银铜焊接提供良好的界面润湿性,工业上常对W-Cu电子封装材料进行电镀Ni加厚处理,以避免湿热环境中W-Cu复合材料出现“黄斑”“锈蚀”现象。为探索镀镍厚度对W-Cu复合材料气密性以及盐雾试验的影响,本研究以纯度为99.95%、费氏粒度为9μm的W粉和无氧铜板为原料,使用冷等静压机在200 MPa压力下将W粉压制成型,在H2气氛下1 500℃烧结得到W骨架,然后W骨架在1 350℃下渗铜2 h制得W-20Cu复合材料,W-20Cu复合材料经过机械加工,电镀Ni和Au涂层后得到规格为1.2 mm×1.6 mm×20 mm的成品零件。通过X-Ray镀层测厚仪对电镀Ni的厚度进行了测定,通过盐雾试验观测电镀Ni后的W-20Cu复合材料微观组织,测试材料的漏气率,研究了不同Ni层厚度对于W-20Cu复合材料抗腐蚀性的影响。结果表明,W-20Cu复合材料的漏气率随着电镀Ni涂层厚度的增加而降低,抗腐蚀能力随着电镀Ni涂层厚度的增加而增强,当Ni层厚度在1~3μm之间时,盐雾试验后材料表面出现变色现象,当Ni层厚度大于5μm时,盐雾试验后材料表面无变色、锈蚀等现象。电镀Ni厚度5μm的W-20Cu复合材料经过168 h盐雾试验测试后,锈蚀面积占工件面积的0.5%,根据GB/T 6461—2002中的评级办法,保护级别可达7级标准。To enhance the corrosion resistance of W-Cu composite materials and reduce the impact of porosity on the overall device's air tightness,while also providing good interfacial wettability for subsequent silver-copper welding,the industry commonly subjects W-Cu electronic canning materials to electroplated Ni thickening treatment.This is to prevent the appearance of"yellow spots"and"rusting"in W-Cu composite materials in hot and humid environments.To investigate the impact of Ni plating thickness on the airtightness of W-Cu composite materials and the salt spray test,the W powder with Fischer's particle size of 9μm and purity of 99.95%and oxygen-free copper plate was used to produce the W-20Cu composite.The W powders were pressed at 200 MPa by the cold isostatic press,then sintered at 1500 in℃H2 atmosphere obtain the W skeleton.The W skeleton was copperized at 1350℃ for 2 hours to obtain the W℃-20Cu composite material.After mechanical processing,the W-20Cu composite material was electroplated with Ni and Au coatings to obtain the finished part with a specification of 1.2 mm×1.6 mm×20 mm.The thickness of Ni coasting was measured by X-ray plating thickness gauge;the effects of different Ni coating thickness on the corrosion resistance of W-20Cu composite was studied by measuring the leakage rate,observing the microstructure of W-20Cu composite after electroplating and doing salt spray test.The result shows that the leakage rate of W-20Cu composite decreases with the increase of the thickness of the electroplated Ni coating and the corrosion resistance increases with the increase of the electroplated Ni coating.When the thickness of the Ni coating is between 1-3μm,the material surface discolored after the salt spray test.When the thickness of the Ni coating exceeds 5μm,the material surface has no discoloration,corrosion,and other defect after the salt spray test.The corrosion area of the W-20Cu composite with a Ni coating thickness of 5μm is about 0.5%of the total area after salt spray test for 168h.Accordi
