摘 要:普通环氧树脂的导热系数较低[0.2 W/(m·K)],难以满足高频、高功率化电子设备的散热需求,因此开发导热性环氧树脂成为业界的研究重点和热点。导热性环氧树脂一般分为填充型导热环氧树脂和本征导热型绝缘液晶环氧树脂(LCER)两类,LCER的导热性能源于树脂中存在的微观有序结构。综述了本征导热型绝缘液晶环氧树脂导热性能的影响因素、常用表征方法、液晶单体在改性环氧树脂方面的应用、具有特殊功能的绝缘液晶环氧树脂,最后总结了绝缘液晶环氧树脂发展现状及其发展趋势。The thermal conductivity of ordinary epoxy resin was only 0.2 W/(m·K),which could not meet the heat dissipation needs of high-frequency and high-power electronic devices.Therefore,the development of thermal conductive epoxy resin had become a research focus and hotspot in the industry.Thermal conductive epoxy resins were generally divided into two types.One type was filled thermal conductive epoxy resins,which were thermal conductive composite materials formed by adding high thermal conductivity inorganic fillers to ordinary epoxy resins;another type was intrinsic thermal conductive liquid crystal epoxy resin(LCER),whose thermal conductivity was decided by the presence of micro ordered structures in the resin,which was different from filled thermal conductive epoxy resin.In this paper,the factors influencing the thermal conductivity of intrinsic thermal conductive insulating liquid crystal epoxy resin,common characterization methods,the application of liquid crystal monomer in modified epoxy resin,and liquid crystal epoxy resin with special functions were reviewed.
