摘  要:针对某机载雷达收发组件小型化的应用要求,基于混合微波集成电路技术设计了一种330 GHz集成化收发组件。收发组件主要由本振链路、发射链路以及接收链路三个模块构成。本振链路输入信号经倍频、滤波、放大、功分后发射,并完成回波信号的低噪声接收。该组件采用收发一体化、单级四次倍频的设计思想,通过简化电路拓扑结构实现高集成度、高输出功率的指标要求。所设计的收发组件整体尺寸为65 mm×38 mm×19 mm。实测后得出该收发组件在329 GHz~341 GHz频率范围内,倍频发射功率为2 mW~5 mW,接收机变频损耗为11 dB~13 dB,模块功耗为10.38 W。该组件具备良好的射频性能,并成功应用于某机载雷达系统中。Based on the application requirements for miniaturization of an airborne radar transceiver module and hybrid microwave integrated circuit technology,a 330 GHz integrated transceiver module is designed.The transceiver module consists of local oscillator channel,transmitter channel and receiver channel.The input signal of local oscillator channel is transmitted after frequency doubling,filtering,amplifying and power splitting,and the low noise reception of echo signal is completed.This module adopts the design concept of transceiver integration and single-stage quadrupler,it achieves high integration and output power requirements by simplifying the circuit topology.The overall size of the designed transceiver module is 65 mm×38 mm×19 mm.The test results from 329 GHz to 341 GHz show that the transmitted power of the transceiver is between 2 mW and 5 mW,the conversion loss of the receiver is between 11 dB and 13 dB,and the power consumption of the module is 10.38 W.The transceiver has good RF performance and has been successfully applied in a radar system.
