摘　　要：本文提出了一种基于虚拟仪器的数字集成电路交流参数自动化测试方法。文中介绍了交流(时间)参数的基本概念和测试基本原理以及测试的实现方法,并阐述了该参数的测试意义。采用虚拟仪器、可编程示波器等搭建数字集成电路交流参数自动化测试平台,自动地获取了数字集成电路交流参数。试验结果表明:所提出的数字集成电路交流参数自动化测试方法可以准确地获取器件的典型交流参数,取得了与某集成电路测试设备测试数据相一致性的测试结果,验证了该方法的有效性,同时对器件进行了可重复性试验,说明了测量结果的可重复性。This paper presents a method of AC parameters of digital integrated circuit based on virtual instrument.This paper introduced the basic concept of the AC(time)parameters,the basic principle and method of the test,and expounded the significance of them.The virtual instrument software,programmable oscilloscope,and other equipment were used to build an automatic test platform for AC parameters of digital integrated circuit,which could automatically obtain the parameters.The test results showed that the proposed AC parameters of IC automatic test method could effectively obtain the typical AC parameters of digital integrated circuit,which were consistent with manual operation.In addition,the effectiveness of this automatic test method was verified by comparing with the test data of an IC test system.And,the repeatability test of the devices showed the repeatability of the measurement results.
