摘 要:提出了一种新型超宽带微波温度补偿电路,由超宽带栅压可控放大电路、栅压控制电路组成,两部分电路配合形成良好的射频增益温补效果。经应用实测,该微波温度补偿电路能够在S~Ku超宽频段范围内除弥补放大器自身增益温度变化外,在高温+85℃额外提供0.5dB补偿,在低温-55℃额外提供1.0dB补偿,且温补效果不随频率恶化。该温补电路无需额外增加无源温补衰减器或电调衰减模块,具有小型化、低成本、宽工作频带的特点,适用于微系统高密度集成场合。A new ultra-wideband microwave temperature compensation circuit is proposed,which is composed of ultra-wideband gate-voltage controllable amplifier circuit and gate-voltage control circuit.The two parts of the circuit cooperate to form a good RF gain temperature compensation effect.The experimental results show that the microwave temperature compensation circuit can not only compensate the amplifier gain temperature change in the ultra-wideband range of 2~18 GHz,but also provide an additional 0.5 dB compensation at high temperature+85℃and an additional 1.0 dB compensation at low temperature-55℃,and the temperature compensation effect does not deteriorate with frequency.The temperature compensating circuit does not require additional passive temperature compensating attenuator or electric modulation attenuator module,and has the characteristics of miniaturization,low cost,wide working band,which is suitable for high density integrated microwave components and IP of microsystems.
