摘 要:针对车载毫米波相控阵雷达应用对低成本和高集成化的迫切需求,基于180 nm互补金属氧化物半导体(Complementary Metal Oxide Semiconductor,CMOS)工艺设计了一款K波段调频连续波(Frequency Modulated Continuous Wave,FMCW)雷达接收前端。该电路集成两个通道并采用零中频架构以简化系统复杂度。在模块设计时引入了多种增益提高技术以保证K波段下足够的链路增益。为了改善直接变频方式存在的本振馈通和输出相位失配等问题,整芯片无源网络基于紧凑型全对称拓扑设计。此外,为了进一步获得高精度正交输出信号,该接收前端采用了一种新型相位补偿电路,具有实现结构简单、工艺鲁棒性强、调节时对信号幅度影响小且无需占用额外芯片面积等优点。测试结果表明,在22.5~26.5 GHz频带范围内,该接收前端实现21.7 dB增益且通道间误差小于0.3 dB,正交输出相位误差补偿前小于2°,补偿后小于0.5°,整体芯片尺寸为2.3 mm×1.4 mm,功耗142 mW。In response to the urgent demand for low cost and high integration in the application of vehicle mounted millimeter-wave phased array radar,a K-band frequency modulated continuous wave(FMCW)radar receiver front-end implemented in 180 nm complementary metal oxide semiconductor(CMOS)process is presented.The receiver with two channels is realized by zero-IF architecture considering system complexity.Various gain-boosting techniques are introduced to maintain sufficient link gain in the K-band.In this design,a fully compact and symmetrical topology structure for passive network is adopted to reduce the local oscillator(LO)feed-through and output signal I/Q imbalance.Moreover,a novel phase compensation circle is also implemented for further obtaining high precise IQ output signal,which has the advantages of simple implementation structure,strong process robustness,minimal impact on output amplitude consistency during adjustment,and occupying no additional chip area.According to the measurement results,the receiver achieves a conversion gain of 21.7 dB with dual-channel imbalance less than 0.3 dB,an I/Q output phase error less than 2°without tuning and less than 0.5°after compensation in 22.5~26.5 GHz.The whole chip occupies a silicon area of 2.3 mm×1.4 mm including all pads and consumes a total DC power of 142 mW.
