摘 要:对几种常用单相浸没式冷却液性能进行比较,分析了冷却液进口流速和发热功率对冷却液冷却电子元件基板效果的影响。试验结果表明,在几种常用单相浸没式冷却液中,对基板冷却效果最好的是电子氟化液FC-3283,冷却效果最差的是矿物油。在发热功率为200 W,进口流速为0.05 m/s的条件下,矿物油冷却后的基板最高温度为78℃,标准温度差达到3.8℃,相对热阻系数约为2.98;电子氟化液FC-3283冷却后的基板最高温度约为55℃,标准温度差约为1.9℃,相对热阻系数约为1.58。热功率为400 W,进口流速为0.05 m/s时,矿物油冷却的基板最高温度超过了90℃,冷却效果达不到电子元件降温要求。电子氟化液FC-3283冷却的基板最高温度约为62.3℃,表现出良好的冷却性能,满足电子元件冷却要求。The performance of several commonly used single-phase immersion coolants was compared,and the effects of coolant inlet flow rate and heating power on the effect of coolant-cooled electronic component substrates were analyzed.The test results showed that among several commonly used single-phase immersion coolants,the electronic fluorinated fluid FC-3283 had the best cooling effect on the substrate,and the mineral oil had the worst cooling effect.Under the conditions of 200 W heating power and 0.05 m/s inlet flow rate,the maximum temperature of the cooled substrate of mineral oil was 78℃,the standard temperature difference was 3.8℃,and the relative thermal resistance coefficient was about 2.98,while the maximum temperature of the cooled substrate of electronic fluorinated liquid FC-3283 was about 55℃,the standard temperature difference was about 1.9℃,and the relative thermal resistance coefficient was about 1.58.When the thermal power was 400 W and the inlet flow rate was 0.05 m/s,the maximum temperature of the mineral oil-cooled substrate exceeded 90℃,and the cooling effect did not meet the cooling requirements of electronic components.The maximum temperature of the substrate cooled by the electronic fluorinated fluid FC-3283 was about 62.3℃,which shows good cooling performance and meets the cooling requirements of electronic components.
