摘 要:以金属铟和白磷为原料,在苯热条件下直接反应合成了InP纳米晶,研究了反应温度对InP纳米晶物相的影响。XRD和选区电子衍射测试结果证明样品为立方相InP纳米晶。微观形貌观测结果证明:在300℃合成的InP纳米晶体粒度均匀,而且团聚现象较少。当温度为200℃时,InP纳米晶的结晶质量较差,如果把温度升高到400℃,InP纳米晶的结晶质量得到进一步改善。InP nanocrystals were prepared by reaction of In and P under benzene-thermal conditions.The effect of temperature on the crystalline perfection of InP nanocrystals was also investigated.The results of XRD and selective area electron diffraction(SAED) proved that the samples composed of cubic InP nanocrystals.Observation of the morphology of the samples revealed that InP nanocrystals prepared at 300℃ is uniform in particles' size.On the other hand,when the reaction temperature is 200℃,the crystalline perfection of InP nanocrystals is poor,some In and P remained un-reacted.When the reaction temperature increased to 400℃,InP nanocrystals with quite high perfection could be obtained.
