摘  要:利用薄入射势垒和宽隔离层在双势垒结构中实现了纯净的二维(2D)至二维(2D)共振隧穿模式。通过比较系统的实验和理论研究,本文将详细阐述有关如何识别纯2D-to-2D共振隧穿模式,它与3D-to-2D模式不同的重要性质和如何计算2D-to-2D的共振隧穿电流等重要问题。由此揭示了结构维度对双势垒共振隧穿现象所起的重要作用。A pure 2D-to-2D resonant-tunneling mode has been realized in double-barrier structures (DBS) by using thin incident barrier and wide undoped spacers. Systematical study, both experimental and theorectical, has been embarked in the context of how to identify the pure 2D-to-2D tunneling mode in DBS, its important properties in differing from 3D-to-2I) tunneling mode, and how to calculate the 2D-to-2D resonant tunneling current etc, leading to demonstrating the essential roles played by the dimensionality in double-barrier structrues.
