摘　　要：低噪声ＧａＡｓＦＥＴ和功率ＧａＡＳＦＥＴ经中子辐射都未发生致命性的通或断失效。直流偏置状态下，其失效模式仅仅表现为源漏饱和电流Ｉ＿（ＤＳＳ）的退化降低，据此提出了Ｉ＿（ＤＳＳ）退化失效与快中子注量ф＿ｎ之间的解析关系式ｌｎｙ＝α＋ｂｌｎф＿ｎ。The fatal failures(either shut or shutdown)of LN GaAs FET and power GaAs FET afterradiation by fast neutron do not occur.Under condition of DC current bias.the failures inducedby radiation of fast neutren show signs of degeneration of source-drain saturation current I_(DSS) along.The analytical relationship between I_(DSS) and fast neutron flow has beenpresented.(
