摘　　要：对ＧａＡｓ表面光强反射率随温度的变化特性进行了分析，实验结果表明，在一定的温度范围内，其表面光强反射率Ｒ随温度变化的曲线具有开关特性。In this paper, the properties of reflecting power on semiconductors surface changing with the temperature is analyzed. The experimental result shows that there is a switch property in the dependence of the reflecting power on GaAssurf4ce with the temperature.
