摘　　要：本文以热力学与统计物理的理论为基础，对LPCVDLTO（低温氧化）工艺出现的问题进行了数理分析，从而确定了分子热运动的平均自由程与流量比及淀积压力之间的关系，并用其指导实际工作，从根本上解决反应气流不稳定这一技术难题。Based on thermodynamics and statistical Physics theory,this paper an alyzed the problems about LPCVDLTO technology. After defining the relation be tween λ and gas flow rate,deposition pressure,we used it to direct the work, gained the steady gas flow simulation and then solve the technical problems.
