摘　　要：超快光电半导体开关的最大重复工作频率由关断特性决定,而影响关断特性的因素很多。基于超快光电半导体开关的大量实验,分析了影响关断特性的主要因素和次要因素,认为关断特性主要取决于载流子的寿命、载流子的漂移速度、深能级陷阱作用,其中,载流子寿命是最重要的因素。触发光参数及光电耦合关系、电极工艺、电路参数对关断特性有一定影响。The turn - off characteristics determining the maximum operating frequency of ultra-fast photo- conductive semiconductor switches are influenced by many factors. In this paper, based on a lot of experiments, the primary and secondary influencing factors of the turn-off characteristics on ultra-fast photoconductive semiconductor switches are analyzed. It is considered that the turn-off characteristics are mainly dependent on the lifetime, drift velocity and deep energy levels traps of carriers, of which the carrier life- time is the most important factor. Furthermore, the photoelectric coupling relation, the quality of elec- trodes and the circuit parameters can influence the turn - off characteristics to some extent.
