体扩散对TGFB单晶生长的影响研究

摘　　要：本文通过动态体视显微法研究了溶液流速对ＴＧＦＢ晶面生长速率的影响，结合晶胞参数和生长溶液的密度、粘度等物理性质的测定，得出了ＴＧＦＢ单晶生长时的体扩散系数约为１０－６ｃｍ２／ｓ．讨论了要消除体扩散的影响，用转晶法生长单晶时掣晶盘的转速不应低于５２ｒ／ｍｉｎ．By the dynamic stereoscopic microscope method the effect of the flow rate of solution on (110) growth rate was determined,and the volume diffusion coefficient was calculated that is approximately 10 -6 cm 2/s by the measurement of crystal paramenters.The result shows that in order to get rid of the effect of volume diffusion the rotational speed of disc should be no less than 5.2r/min when TGFB is being grown by rotating crystal method.
