摘　　要：主要介绍了亚微米ｉ线投影曝光机上使用的曝光能量积分快门控制系统。论述了新的设计方法和工作原理，在曝光期间挡光快门旋转３６０°是本系统的一个重要特点。该系统获得了小于０．５％的控制精度。A control system of exposure energy integration and shutter for sub-micron iline wafer stepper is introduced. A new design method and operating principle aredescribed. An important feature of the system is that the shutter rotates for 360°duringexposure. A control accuracy of better than 0.5% is obtained with the system.
