集成电路标准规范中的LTPD抽样浅析

摘　　要：介绍了集成电路失效率抽样检查的基础理论,论述集成电路标准规范中最常用的LTPD方案,并对LTPD抽样方案中的抽样样本大小进行了计算。Fundamental theory of sampling inspection was introduced, and lot tolerance percent defective （LT- PD） sampling inspection method, which is the most useful approach in all sampling inspection schemes in integrated circuit standards and specifications, was described in particular. The sample size in LTPD sampling inspection scheme was also calculated.
