摘　　要：在光伏型红外探测器的生产中,扩散层的杂质浓度及其分布是十分重要的。及时了解杂质浓度及其分布,将有助于获得最佳性能的器件。本文研究了 C-V 法测试 Cd 在 InSb 中扩散层的杂质浓度及其分布,为浅结杂质分布的确定提供了一个新的方法。The diffused impurity concentration and profile are of great im- portance in the manufacture of PV type infrared detectors.It will be helpful to obtain high quality devices if we know the impurity concentration and prof- ile well.In this paper,investigation is carried cut on the impurity concentra- tion and profile of Cd diffusion in InSb by using C-V method,so as to provide a new test technique for the determination of impurity concentration and profile for shallow junction.
