摘　　要：采用二次离子质谱分析手段,检测半导体晶片SiO2钝化膜中钠离子的浓度分布,采用标样法,计算得出相对灵敏度因子,给出浓度随深度的定量测试结果 ,结果表明,该方法检测灵敏度较高,既给出钠离子在钝化膜中的分布,也可以得到面密度,并研究了钠离子的分布特点。The depth profile of Sodium concentration in SiO2 passive film was studied by Secondary ion mass spectrometry（SIMS） method,Relative sensitivity factor（RSF）was calculated from reference sample,and the concentration of sodium was got along with the depth.The sensitivity is very high using this method,both depth profile and areal density of Sodium in SiO2 passive film were obtained,and the distribution characteristics was discussed also in this paper.
