摘  要:稀磁半导体合金制备的基本思想主要是利用磁性离子部分地取代原来半导体中的阳离子.本论文利用高能球磨方法制备铁掺杂氧化锌,是通过高能球磨方法,球磨ZnO粉末,利用钢球及钢罐在球磨时撞击下的铁屑进行掺杂.XRD结果表明,随球磨时间的增加,10 h以前只有ZnO峰位,样品中铁峰在球磨10h出现,46 h为最强,球磨136 h消失,46~136 h过程ZnO峰位向左偏移,在球磨达到172 h,样品中出现新相Fe0.85-xZnxO.振动样品磁强计测量样品具有室温铁磁性,磁性能随Fe含量的变化而改变.The basic principle of the preparation of diluted magnetic semiconductor alloysis to partially replace the cations in the semiconductor with magnetic ions. This thesis discusses the preparation of different level irondoped zinc oxide by high-energyball milling. By high energy ball milling, ball mill ZnO powder and dope with iron fillings produced by frequent the steel ball hitting the steel can while milling. The XRD results show that there only ZnO peaks in the 10 h ago,the iron peaks at 10 h and disappears at 136 h,to achieve the strongest at 46 h. The course of 46h to136h, the peaks position shifted to the left of the ZnO When milling time reaches 172 h, new component Fe0.85-xZnxO appears in the sample. Vibrating sample magnetometer shows that the sample has room temperature ferromagnetic property. Magnetic properties change with of the iron content.
