摘  要:针对PN结型换能器件收集效率低,短路电流小等缺点,首次提出NPN结型核电池换能结构.用电子束对设计制作的NPN结型换能器件进行双面辐照实验,实验结果表明NPN结型换能结构能够通过降低P区掺杂浓度提高耗尽区宽度,减小换能器件厚度降低体电阻,增大短路电流,获得较大的能量转换效率.Because the nuclear microbattery based on silicon PN junction suffers from small short-circuit current and can not achieve high collection efficiency,this paper raises for the first time that silicon NPN junction as the energy conversion structure for nuclear battery is expected to achieve higher electrical power output. The double-sided of silicon NPN diode were irradiated by electron beam and the electrical capabilities are measured during the irradiation. The experiment results indicate that NPN junction can increase depletion region width by lightly doping of P region,and reducing the thickness of batter to achieve a small body resistance,which result in the short-circuit current and energy conversion performance improving.
