摘 要:数字控制和门驱动电路必需的高压开关电源(SMPS)的起动电路,由若干个有功耗的分立元件组成。为精简此电路,本文在级联结构(Cascode Configuration)中使用新型的1700V、1.4Ω的耗尽型碳化硅纵向结型场效应管(VJFET),使它在开关电源工作中担负两种作用。首先,JFET为控制器、IC提供起动电流,以取消额外的起动电路;同时,又作为开关电源的主要开关元件。这种双重作用,对开关电源而言,减少了元件数量,节省了空间,提高了效率,降低了系统成本。The starting circuit of high-voltage SMPS (switching mode power supply) essential for digital control and gate drive circuit consists of several power-consumed discrete components. In order to simplify this circuit, this paper uses 1700V, 1.4Ω new depleted SiC VJFET(vertical junction field effect transistor) in Cascode Configuration, having two functions in the working SMPS. For one thing, JFET provides starting current for controller and IC so as to cancel extra starting circuit. For another, JFET is a main switch component of SMPS. As for SMPS, such a dual role reduces the number of components, saves the space, improves the efficiency, and decreases the system cost.
