摘　　要：通过对MEBES 4700S电子束曝光机不同图形曝光模式特性的比较和分析,得到其在160MHz和320MHz曝光像素频率和不同设计栅格尺寸下的适用范围,以利用MEBES 4700S生产具有期望精度值图形的掩模版,达到最佳的制版效果。Through the comparison and analysis for the features of pattern exposure modes of MEBES 4700S exposure device,the applicable range is obtained under 160MHz and 320MHz pixel-incrementing rates and different design grids consideration,in order to gain desirable pattern precision and the best effect of making photomask by means of MEBES 4700S.
