摘　　要：利用半导体TCAD工具Sentaurus对硅片的乳胶源掺硼扩散工艺进行模拟,用淀积后的退火处理过程替代注入后退火的模拟方案,以多种实测条件为标准,用两种条件进行模拟,并结合实测数据,对模型结果进行比较,找到模拟的最终可行方案,弥补Sentaurus软件功能模块上的不足。By means of Sentaurus TCAD, a Boron diffusion process with emulsion source is simulated.The anneal after deposition step is used instead of the method of implantion.Combining with the various of practical results of the process,a feasible method,compensating for the lack of the function,is found to simulate emulsion boron diffusion for.
