摘　　要：承载器作为化学机械平坦化设备的关键部件,其性能直接决定了晶圆抛光的质量。以实验的方式,分析了承载器吸附晶圆的残余真空效应,并提出了消除残余真空的方法。Wafer carrier, determ ining the polishing quality, is the key part of Chem ical Mechanical Polishing equipm ent. According to the experience, this paper studies the existent vacuum of w afer carrier,and finds the m ethod to elim inate this effect.
