摘　　要：论文介绍了一种通过对集成电路测试系统芯片测试过程中的电气参数进行测量的方式分析得到集成电路测试系统的指标准确度,从而实现对集成电路测试系统进行在线计量。该方法反映了集成电路测试系统测试过程中的实际工作状况,其计量结果具有更高的可信度,同时具有更好的计量效率。A method of calibrating the integrated circuit automatic test equipment（ATE）by synchronizing and measuring the process of testing is presented.This online measurement mirrored the status of the testing,and the measurements are more reliable and effective.
