摘  要:稀土元素被称为金属材料的"维他命",即微量的稀土元素可以显著改善金属材料的性能。近十年在电子封装业中国内外研究者采取在无铅钎料中添加稀土元素,改善钎料的系列性能,取得了丰硕的研究成果。综合评述了近十年来含稀土无铅钎料的研究工作,探讨了稀土元素对钎料熔化温度、润湿性、力学性能、蠕变性能、组织、可靠性及锡须的影响,同时分析含稀土无铅钎料在应用过程中出现的问题及相应的解决措施,并对含稀土无铅钎料的发展趋势进行分析和展望。Rare earths have been called"vitamin"for metals,which means a small amount of rare earths can improve the properties of metals. In decade,the rare earths have been selected as additives to improve the series of properties of lead-free solders,lots of work have been done by researchers at home and abroad in electronic packaging industry. In this paper,the work of lead-free solders bearing rare earths was reviewed,and the effect of rare earths on the melting temperature,wetting,mechanical properties,creep property,microstructure,reliability and whiskers was discussed. Moreover,the problems and difficulty in the process of the applications of lead-free solders bearing rare earths were analyzed,some suggestions have been put forward which maybe solve those issues as mentioned above,meanwhile,the prospect on lead-free solders bearing rare earths was analyzed and looked-ahead.
