摘 要:提出了一种X波段低附加相位的6位单片数控衰减器。采用一种改进型开关T型衰减网络,实现了2dB与4dB的衰减位。网络在整个带宽内具有良好的附加相位特性。其他各衰减位采用了基于传输线的相位补偿结构。该6位单片数控衰减器基于0.25μm GaAs工艺进行流片与验证,芯片面积为(2.2×1.4)mm^2。测试结果表明,在整个带宽内,该数控衰减器的插损小于4.1dB,输入输出回波损耗小于-10.7dB,RMS幅度误差小于0.26dB,RMS相位误差小于2.4°。An X-band low insertion phase 6-bit digital controlled attenuator MMIC was presented.An improved switched T-type attenuation network was employed to build the 2 dB and 4 dB attenuation bits.The proposed attenuation network topology could effectively reduce the insertion phase within the whole band concerned.And transmission line based phase compensation structure was used in other attenuation units.The proposed 6-bit attenuator was fabricated in a 0.25μm GaAs technology.The total chip size was(2.2 × 1.4)mm^2.The results showed that the insertion loss was less than 4.1 dB,the input/output return loss was less than -10.7 dB,the RMS amplitude error was 0.26 dB,and the RMS phase error was 2.4° within the whole band concerned.
