摘 要:通过对基于绝缘栅双极型晶体管(IGBT)栅极米勒平台的新型电流过载检测技术的研究,首先从理论上分析了感性负载功率转换电路中IGBT栅极米勒平台的形成机理,给出理想条件下米勒平台电压V(GE,MP)与集电极电流IC的关系;其次设计了IGBT栅极米勒平台电压测量系统实现对VGE,MP的精确测量,并对VGE,MP与IC的关系进行了实验验证。最后,根据IC与VGE,MP的正相关关系,设计了应用于IGBT功率转换器的电流过载检测电路。当IC高于IGBT功率转换器额定电流时,VGE,MP高于额定电流对应的IGBT的米勒平台电压,本电路通过实时监测IGBT米勒平台电压实现电流过载检测。分别利用仿真和实验的手段对该新型电流过载检测技术的可行性和可靠性进行了验证。实验结果表明,IGBT集电极电流IC在2.8~50 A的范围内,检测系统稳定有效,最大检测误差为±0.85 A。This letter presents an over-load detection technique for power converters basing on a new insulated gate bipolar transistor(IGBT) collector-current(IC) sensing method which is realized by the measurement of the Miller plateau voltage(VGE,MP). Firstly, the relationship between VGE,MP and IC is analyzed theoretically. Secondly, a measurement system which can accurately obtain the value of VGE,MP is set up. The proposed current sensing method verifies the relationship between VGE,MP and IC. Finally,an over-load detection technique via IGBT Miller plateau voltage monitoring is presented. Considering that VGE,MP monotonically increases with IC, when IGBT power converters suffer from over-load fault, IC will be larger than the rated current of an IGBT power converter, VGE,MP will be higher than the Miller plateau voltage which corresponds to the rated current. The feasibility and effectiveness of the proposed approach are validated by simulation and experimental results. Comparing with the commonly used IGBT collector current sensing methods, this method provides an indirect and accurate over-load detection. The maximum deviation is ±0.85 A when IC range of 2.8 to 50 A.
