摘  要:基于ATE进行的测试程序开发周期长、开发成本高、设备昂贵,增加了测试成本;采用传统仪器,验证成本较低,但存在仪器众多、仪器间连线混乱、系统调试困难、测试操作繁琐等问题,进行功能验证时对信号的实时捕获存在困难和误差。针对上述问题,设计了一种基于PXI架构和模块化设计的集成电路测试机,是针对数字类、模拟类和混合类等集成芯片的数字混合信号测试系统,实现集成电路的封装测试。以PXI作为通信平台,可以测试数字芯片,以及提供各种模拟仿真信号来对半导体芯片的功能进行验证和仿真。测试机采用模块化的功能板卡为系统硬件架构的基础,使产品的价位降低和性能提高,可为满足当前的测试要求选择相应的模块,亦可着眼于将来测试升级的需要,更换若干模块而不是更换整个测试系统。Because of long development cycle test program based on ATE and high development cost,the equipment is expensive,which increases testing costs.Using traditional instruments,the verify cost is low,but there are too many instruments,confusion between the instruments and difficult system debugging,testing,complicated operation and so on.The difficulties are real time signal capture and error for the function verification.In response to these questions,the designed integrated circuit testing machine based on PXI architecture and modular design,is for digital,analog and mixed integrated chip digital mixed signal test system to realize IC backend testing.PXI as communication platform can test the digital chip,which provided all kinds of simulation signal to verify and simulation the function of the semiconductor chip.The test machine adopts modular functions of the card for the foundation of the system hardware architecture,and reduces the product price and improves performance,which can choose appropriate module to meet the requirements of the current test.It also focus on the future test need to upgrade and replace some module instead of replacing the whole test system.
