摘　　要：为适应微波混合集成电路向多功能、高性能、小型化及低成本方向的发展趋势,设计了一种具有限幅、开关功能的宽带平衡式低噪声放大器,利用微波薄膜混合集成电路工艺和多芯片微组装模块(MCM)集成技术将限幅电路、宽带平衡式放大电路、开关电路和TTL转换电路一体化集成到全密封金属管壳,阐述了该限幅低噪声放大器的高功率限幅、高增益、宽带低噪声及小体积设计。限幅低噪声放大器工作在2~4GHz,限幅功率大于250 W(脉宽1ms,30%占空比),增益大于38dB,电压驻波比小于1.4,噪声系数小于1.4dB,恢复时间小于1.0μs。限幅低噪声放大器采用+5V电源,开关控制端采用TTL电平,外形尺寸24mm×12mm×5.0mm。技术指标满足设计要求。In order to adapt the development trend of microwave hybrid integrated circuit such as multi-function,high performance,miniaturization and lowcost direction,this paper designs a wideband balanced low noise amplifier with limiting and switch function,uses the microwave thin film hybrid integrated circuit process and multi-chip assembled module(MCM)integration technology to integrate the limiting circuit,wide-band balanced amplifier circuit,switch circuit and TTL conversion circuit into the whole sealing metal shell,emphasizes the high power limiting,highgain,wide-band low noise and small sizedesign of the limiting low noise amplifier.The limiting low noise amplifierworks at 2~4 GHz,the limiting power is greater than 250 W(pulse width is 1 ms,duty cycle is 30%),gain is greater than 38 d B,voltage standing w ave ratio is less than 1.4,noise figure is less than 1.4 dB the recovery time is less than 1.0μs.T h e limiting low noise amplifier uses power suppy of+5V the switch control adopts TTL level,shape size is 24 mm×12 mm×5.0 mm.The technical specifications meet design requirements.
