摘 要:多个IGBT直接串联工作是实现高压功率变换的有效途径之一,而串联IGBT之间的动态均压是实现其安全可靠工作的关键。基于对场截止型绝缘栅双极型晶体管(FS-IGBT)串联工作特性的实验测试与分析,发现其关断时刻差异与关断过程不均压程度的关系规律,并提出一种能反应串联IGBT特性并且可以通过实时调节各IGBT关断延时(或超前)时间而实现动态均压的控制策略,该时间调节量由两段式调节算法生成,即在不均压程度较大时采用比例-二次方算法,实现均压快速性;在不均压程度较小时采用比例算法,实现均压稳定性。并将每个IGBT的延时调节量递推引入其相邻的下一个IGBT的延时形成单元,进一步优化均压调节速度。实验验证了所提出的动态均压控制方法的可行性和有效性。The direct series connection of multiple insulated gate bipolar transistor(IGBT)is one of the effective approaches to realize high voltage power conversion,and the dynamic voltage sharing between series IGBT is the key to its safe and reliable operation.This article is based on the test and analysis of the series connected field stop IGBT(FS-IGBT).The relationship between the turn-off delay and the degree of voltage un-balance is found.A control strategy for dynamic voltage sharing is proposed,which is responsive to series IGBT characteristics and adjusts the delay time(or lead time)of the IGBT switches in real-time.The time adjustment is calculated by the two-section type regulation algorithm,i.e.,the square proportion algorithm realizes regulation rapidity with larger voltage un-balance degree and the proportional algorithm achieves voltage stability with smaller voltage un-balance degree.The time adjustment of each IGBT is introduced into its next IGBT time adjustment to further optimize the regulation speed.The experimental results verify the feasibility and effectiveness of the proposed method.
