摘 要:IGBT模块广泛应用于功率变流装置中,是变流装置中最为核心的器件之一,也是变流装置中最易失效的器件之一,对IGBT模块进行可靠性评估对提高变流装置的可靠性具有重要意义。本文提出一种基于IGBT模块性能退化特征参量的可靠性评估方法,该方法利用能够直接反映模块健康状态的特征参量进行可靠性评估,不需要考虑运行条件和运行环境的影响,可以解决在较少失效时间数据或没有失效时间数据时传统可靠性评估方法受限的问题。本文首先介绍了该评估方法的原理和思路;其次,对IGBT模块失效机理和特性进行分析,选取饱和压降作为性能退化特征参量;再次,对IGBT模块进行加速老化试验快速获取特征参量的变化情况;最后,利用退化数据对IGBT模块的可靠性进行评估。IGBT module is widely used in power converter. It is one of the most core devices in converter and also one of the most vulnerable devices. Reliability assessment of IGBT module is of great significance for the reliable operation of converter. A reliability assessment method based on performance degradation characteristic parameters of IGBT module is proposed in this paper. This method uses the characteristic parameter which can reflect the health status of the module directly to assess, and does not need to consider the influence of operation conditions and the environment, and moreover the reliability can be assessed without time-of-failure data. At first, this paper introduces the principle and idea of the evaluation method. Secondly, the failure mechanism and characteristics of IGBT module are analyzed, and the saturation pressure drop as the characteristic parameter of performance degrada- tion is selected. Thirdly, accelerated aging test is carried out on IGBT module to quickly obtain the change of char- acteristic parameters. Finally, the reliability of IGBT module is evaluated by degradation data.
