摘 要:文章介绍了一种基于GaN的Ku波段千瓦级峰值功率的固态发射机的研制。在设计中,采用多种合成方式,其中MMIC芯片级合成采用基于E-T、H面3dB波导耦合桥和波导微带转换的混合式功分/合成网络,模块级合成选择波导合成方式。发射机以GaN的MMIC功率芯片为核心,采用32路合成,实现大于1000W的峰值输出功率,发射机效率大于25%,并成功应用某项目替代电真空发射机,实现了产品的升级换代。The development of a Ku-band Kilowatt-level peak power solid state transmitter based on GaN was introduced in this paper.Multiple synthesis methods were used during the design.The MMIC chip-level synthesis used a hybrid power division/combination network with a 3dB waveguide coupling bridge on E-T,H plane waveguide and waveguide microstrip conversion,and a modular synthesis selected waveguide synthesis scheme.Taken the MMIC power chip based on GaN synthesized with 32 channels as the core,the transmitter achieved that the peak output power was over 1000W and efficiency was more than 25%.The transmitter was successfully used in some certain radar system to replace the previous electric vacuum transmitter to realize product upgrading.
