摘　　要：IGBT模块中集成负温度系数温度电阻NTC可较为准确反映IGBT硅芯片温度。以IGBT模块中NTC的设计及应用为核心,对集成NTC在IGBT内部的安装形式、安全规范应用、热传导原理及工程应用中有关NTC温度的获取方法及机理进行深入研究,最后在30kW逆变器实验平台上对集成NTC的应用进行实验验证。实验结果表明,有关IGBT内部集成NTC的工程应用解决方案及相应的推算方法科学、有效。The integrated negative temperature coefficient temperature resistance NTC which is in the IGBT module can accurately reflect the IGBT silicon chip temperature.The design and application of NTC in IGBT module is the core technology.In this paper,the integrated NTC in the IGBT internal installation form,safety specification application,heat conduction principle and engineering application,the method and mechanism of acquiring NTC temperature are deeply studied.Finally,the experimental application of integrated NTC is verified on the 30kW inverter experimental platform.The experimental results show that the engineering application solution and corresponding calculation method for the integrated NTC of IGBT are scientific and effective.
