新型太阳电池薄膜材料SnS薄膜的制备及结构与光学特性

摘  要:用真空热蒸发法在玻璃衬底上制备纳米太阳电池薄膜材料SnS,并研究其结构与光学特性。试验给出:当蒸发物为锡硫混合粉末,且锡硫摩尔比为1:0.8,热处理工艺条件为T=330℃,氮气保护下热处理40 min,可以得到微结构特性良好的正交结构的SnS多晶薄膜,薄膜沿(021)晶向择优生长,平均晶粒尺寸约62.17 nm。扫描电镜显示SnS薄膜表面形态良好,平整致密,颗粒均匀,有少量聚集现象出现;能谱分析显示薄膜中SnS化学计量比偏离较小;SnS薄膜直接光学带隙约为1.50 eV。The nano SnS thin film was one of new solar cell film material.It was prepared on the glass substrate by vacuum thermal evaporation.when the tin-sulfur mixed powder,the molar ratio of two elements was 1:0.8,the heat treatment temperature was 330℃,the heat treatment time was 40 min under the protection of nitrogen.SnS polycrystalline thin film with good microstructural properties could be obtained.The experimental results showed that SnS polycrystalline thin film belong to orthorhombic crystal system.The average grain size was about 62.17 nm.The films all had a preferred orientation growing trend along(021).SEM showed that SnS thin films had good surface morphology,compact surface,uniform particles,small aggregation.Energy spectrum analysis showed the SnS thin film stoichiometry deviation was smaller.The direct optical gap of the films was about 1.50 eV.
