摘　　要：随着HDI技术的发展,客户不仅要求在高厚径比下很好的深镀能力,而且还要求精细线路侧蚀量非常小,这就对电镀提出了更高的要求。在这种情形下,我们用正交法对孔/线共镀工艺进行了分析,根据分析结果,得出了相应的优化措施。with HDI technology development,some customers did not only require excellent throwing power in high diameter ratio,but also require out-etchant of fine circuit to be samll,which puts forward higher requirements.In this kind of case,the author analyzed hole&line co-plating technology with orthogonal method.According to analysis result,the author got corresponding optimization measurement。
